I'd have to go with the Birth By Sleep fight personally. Out of the 3 that would be the most memorable to me. The Dark Impetus theme is iconic and I loved the Ethereal Blades.
Dream Drop Distance would be my runner up. I liked the stage for the boss fight, made the fight itself more notable to me.

I'm gonna have to go with Kingdom Hearts 3 because the battle against young Xehanort was so cool plus the way woody basically annoyed young Xehanort by pointing out the fact he doesn't have any friends was hilarious!

Honestly for me it was the Dream, Drop, Distance fight. The whole hour glass motif and the snark between him and Riku was an excellent back drop.
